Xynetix tool enables fast IC packaging feasibility studies

Encore PQ "Package qualifier" software can quickly determine whether a complex IC can be packaged in a given ball grid array (BGA) form based on chip specifications and packaging factory manufacturing rules.

Semiconductor manufacturers can use Encore PQ to quickly evaluate package series from different suppliers and select the best combination for a given device. Encore PQ is also suitable for foundry packaging plants that provide design and assembly services for the semiconductor industry.

Encore PQ requires very little user input and does not require formal training. Users only need to select a manufacturing rule file and input specific design data, such as die size, I/O number, and desired package type. The tool can automatically determine whether the bonding wires and wiring conform to the given die, packaging and manufacturing rules. The manufacturing rule file can be provided by IC packaging factory. Each foundry will provide a variety of rules documents representing different product series and production methods.

The software runs on Windows NT and Windows 98 platforms.

Zuken Redac's PCB CAD solution

VISULA is an integrated design scheme for PCB board and MCM physical realization. The company also supplies Windows NT version of VISULA.
In order to make a safe transition to physical design, the solution uses an industry-standard relational database (Informix) that contains specific company design process rules. BGA Route Wizard is an automatic router of the company's PowerBGA solution designed for advanced packaging. It can quickly determine the feasibility of the package based on the die and a series of technical rules. Once the feasibility is confirmed, the same tool can use automatic routing optimized for production needs to complete the design. Through interactive automatic routing of die areas and edges for multi-die packages, design time has been greatly reduced.

The BGA Route Wizard provides automatic functions for professional automatic routing design in four main areas: automatic arbitrary corner BGA package routing, automatic bottom plating generation (Automated Plating Tailz Generation), automatic BGA package connection generation, and automatic substrate and array pads Fan-out.
